ArF resist, also known as ArF photoresist, refers to a semiconductor lithography material suitable for 193 nanometer argon fluoride excimer laser exposure process, mainly used for fine pattern transfer in wafer manufacturing process. The core material system is usually a chemically amplified photoresist, consisting of a main resin, photoacid generator, quencher, solvent, and functional additives. After exposure, the solubility is changed through acid catalyzed reaction, and then developed to form the target pattern. ArF resist can be divided into ArF dry resist and ArF immersion resist. ArF dry resist is mainly used for relatively mature 193 nanometer processes, while ArF immersion resist improves resolution through immersion exposure and is an important material for advanced logic chips, storage chips, image sensors, and some advanced packaging processes. Its key performance includes resolution, sensitivity, line edge roughness, defect control, exposure tolerance, depth of focus, etching resistance, metal ion control, film thickness uniformity, and batch stability, which directly affect chip graphic accuracy, yield, and process reliability. ArF resist belongs to the high-end material direction with high technical barriers, long customer verification cycles, and high supply chain concentration in semiconductor photoresist.
