ArF dry resist is mainly used for relatively mature 193 nanometer processes, while ArF immersion resist improves resolution through immersion exposure and is an important material for advanced logic chips, storage chips, image sensors, and some advanced packaging processes. Its key performance includes resolution, sensitivity, line edge roughness, defect control, exposure tolerance, depth of focus, etching resistance, metal ion control, film thickness uniformity, and batch stability, which directly affect chip graphic accuracy, yield, and process reliability. In 2025, global ArF Resist production reached approximately 2,198 K L, with an average global market price of around US$ 536 per L.

ArF resist belongs to the high-end material direction with high technical barriers, long customer verification cycles, and high supply chain concentration in semiconductor photoresist. The market demand mainly comes from advanced logic chips, DRAM, NAND Flash, CIS image sensors, power devices, and advanced packaging. Although EUV lithography continues to increase its proportion in the most advanced nodes, ArF immersion lithography will still maintain a high demand in multi patterning, mature advanced nodes, and memory chip manufacturing, so ArF resist will not be replaced in the short term. The future market growth will mainly come from the expansion of wafer fabs, storage cycle repair, multiple graphic requirements for advanced processes, CIS and power device process upgrades, as well as the independent and controllable promotion of Chinese semiconductor materials.
