In 2025, global TGV Substrate production reached approximately 5,374 K Pcs, with an average global market price of around US$ 29.4 per piece.

TGV substrates, also known as through-glass via (TGV) substrates, are glass substrates with vertical electrical interconnects. Their core features are threefold: glass substrate, through-glass via technology, and metallization.

TGV is a miniaturized packaging technology used in semiconductor packaging and microelectronics, providing vertical electrical interconnects through a glass substrate. Using high-quality borosilicate glass or quartz glass as substrates, 3D interconnects are achieved through laser induction, etching, seed layer sputtering, electroplating and filling, chemical mechanical planarization, RDL, and bump processes. TGV diameters typically range from 10μm to 100μm. For various applications in advanced packaging, tens of thousands of TGV vias are typically required per wafer, and these are metallized to ensure the required electrical conductivity.

TGV substrates exhibit excellent high-frequency electrical properties. The dielectric constant of glass is approximately one-third that of silicon, and the dissipation factor is two to three orders of magnitude lower than silicon. This significantly reduces substrate losses and parasitic effects, ensuring signal integrity. TGV substrate production eliminates the need for complex insulating layer deposition processes, and thinning is not required in the ultra-thin interposer, streamlining the production process and improving efficiency. Due to the readily available availability of large-scale, ultra-thin panel glass and the elimination of the need for insulating layer deposition on the substrate surface or the inner walls of the TGV, production costs are significantly reduced. Even with an interposer thickness less than 100μm, warpage remains minimal, ensuring the stability and reliability of the package structure. TGV substrates offer unique advantages in applications such as RF chips, high-end MEMS sensors, and high-density system integration, making them a preferred choice for next-generation high-frequency chip 3D packaging.

Currently, the market for wafer-level TGV substrates is relatively mature, while the panel-level TGV substrate market is still in the research or pilot production stages. This article provides statistics on TGV substrates based on wafer size, and Chapter 1.3 provides a separate forecast analysis of panel-level TGV substrate data.

TGV substrates are currently in a critical phase of accelerated transition from technology verification to industrialization, but have not yet entered a period of large-scale maturity and mass production. The core challenge in the market has shifted from the earlier question of "whether glass through-hole processing can be achieved" to "whether stable mass production of large-size, high-density TGV substrates can be achieved at acceptable costs, yields, and reliability." Therefore, the key to determining the industry landscape in the coming years will no longer be the ability to form holes individually, but rather the comprehensive engineering capabilities encompassing glass materials, TGV hole formation, hole wall treatment, metallization, copper filling, RDL, warpage control, testing, and packaging integration.

In terms of product type and technology, 300 mm wafers hold the largest market share, projected to reach 64.09% globally by 2025. Based on substrate form, wafer-level TGV and panel-level TGV have formed two relatively clear technological routes. Wafer-level TGV offers advantages such as good semiconductor equipment compatibility, high precision, and a mature process system, making it more suitable for MEMS, RF, sensors, IPD, and small-to-medium-sized glass interposers. The development of companies like SMIC demonstrates that wafer-level TGV is no longer merely an experimental technology, but has become a relatively mature manufacturing capability in some MEMS and RF processes. In contrast, panel-level TGV is more suited to the development needs of large-size AI/HPC packaging. Sizes of 510×515 mm and similar have become one of the most common large-size platforms in current industry development. As packaging area increases, rectangular panels have a more significant advantage over circular wafers in terms of material utilization and single-pass processing area, and have greater potential for long-term unit cost reduction. However, panel-level TGV is also significantly more technically challenging. Its core challenges include large-area glass warpage, consistency of TGV hole positions and diameters in large batches, continuous metallization of high aspect ratio hole walls, uniformity of copper filling across the entire board, RDL alignment, and panel handling yield. Therefore, panel-level TGV will not simply replicate wafer-level processes, but requires the development of new equipment, materials, and process systems.

From an application perspective, the consumer electronics industry is the largest market for TGV substrates, accounting for 61.32% of the market. TGV substrates are widely used in smartphones, wearable devices, and high-speed processors to meet the miniaturization requirements of electronic components. The automotive industry accounts for 22.89%, with TGV substrates improving vehicle safety and performance in advanced driver assistance systems, infotainment systems, and electric vehicle power modules. In other fields, the biomedical sector is seeing increasing usage of TGV substrates due to their biocompatibility and high precision, playing a crucial role in implantable medical devices, biosensors, and microfluidic chips. The increased integration rate of TGV substrates in 5G and high-frequency communication applications strongly supports the construction of next-generation wireless networks and data centers.

In recent years, global capital investment in TGV has significantly increased, but the structure is characterized by: expansion exceeding mergers and acquisitions, and joint ventures (JVs) and strategic investments exceeding horizontal integration. Absolics continues to receive funding from SKC Capital and the US government; Samsung Electro-Mechanics and Dongwoo Fine-Chem are using JVs to advance mass production; DNP is directly building pilot lines; and Chinese companies are generally accelerating their entry through pilot lines and special project investments. Currently, large-scale M&A deals purely targeting TGV are still rare, as the industry is still in a stage where technological routes and business models have not yet fully converged. For large enterprises, directly acquiring TGV startups that have not yet generated stable cash flow is too risky; therefore, they currently prefer to establish a presence through technology cooperation, equity participation, joint ventures, joint customer development, and independent production lines.
