This report studies the baseplate for semiconductor IGBT power module. baseplate also called heat dissipation substrates.
A baseplate is the metal heat-spreading foundation beneath a power module’s ceramic substrate (DBC) that conducts heat to the cooler and manages thermomechanical stress. Copper is the mainstream choice for its high thermal conductivity, while metal-matrix composites such as AlSiC are widely used where coefficient-of-thermal-expansion (CTE) matching and weight matter (e.g., automotive traction)—delivering high conductivity with lower CTE than Cu. Refractory-metal solutions (Mo, W, Cu-Mo/Cu-Mo-Cu) are also common as heat spreaders/base plates in high-reliability modules. Together these materials balance thermal performance, CTE compatibility to AlN/Si₃N₄ substrates, strength, and cost.
Two dominant structures are used. Pin-fin baseplates integrate an array of pins into the baseplate for direct liquid cooling, removing (or minimizing) TIM layers and boosting heat transfer—now standard in many automotive modules; vendors and OEM guides explicitly differentiate pin-fin vs flat versions. Flat baseplates (machined or forged Cu/AlSiC/Mo-based plates) couple through a TIM onto an external cold plate or heat sink and remain prevalent in industrial drives and legacy platforms. Copper pin-fin arrays (via forging or molding) are favored for peak heat flux; AlSiC or Mo-based flats are favored when CTE control and weight are prioritized.
Baseplates serve IGBT power modules across traction inverters, on-board chargers, DC/DC, industrial motor drives, PV/wind inverters, UPS, and rail traction. xEVs are the growth engine for module packaging and materials; multiple analyst trackers highlight that automotive/xEV is the largest and fastest-growing demand source for module packaging (with baseplates the biggest materials line item), while industrial drives, appliances, rail, and renewables remain sizeable.
