AlGaAs HEMTs (Aluminum Gallium Arsenide High Electron Mobility Transistors) are a type of field-effect transistor that leverage a heterostructure formed between AlGaAs (Aluminum Gallium Arsenide) and GaAs (Gallium Arsenide) materials to achieve high-speed and low-noise electronic performance. These transistors operate based on the principle of modulation doping, which creates a two-dimensional electron gas (2DEG) at the interface of the AlGaAs/GaAs junction. This 2DEG allows for extremely high electron mobility, since the electrons are spatially separated from ionized dopants, reducing scattering. AlGaAs HEMTs are widely used in microwave and millimeter-wave applications, such as low-noise amplifiers (LNAs), radar systems, satellite communications, and wireless infrastructure, due to their superior frequency response, low noise figure, and high gain characteristics.
