Silsesquioxane photoresist is a high-performance photoresist with silsesquioxane (SSQ) resin as the core material. It is prepared by the sol-gel method and has excellent heat resistance, mechanical strength and low dielectric constant. Its molecular structure contains an organic-inorganic hybrid skeleton (SiO₁.₅), which can be patterned at the nanoscale (resolution ≤ 14nm) by ultraviolet or extreme ultraviolet (EUV) lithography, and is suitable for advanced semiconductor processes (such as nodes below 5nm) and MEMS device manufacturing.
