In the CVD process, tungsten deposition gas usually exists in the form of organic compounds, such as dimethyl sulfoxide (DMDS) or dimethyl tungsten amide (DMDA). These organic compounds decompose at high temperatures, releasing tungsten atoms or compounds, and then deposit on the substrate surface to form tungsten films. In the PVD process, tungsten deposition gas usually exists in the form of an inert gas (such as argon), and the tungsten material is evaporated or sputtered onto the substrate surface through physical methods (such as sputtering) to form a tungsten film.
